Nvidia Rubin Ultra GPU expected to adopt microchannel liquid cooling from Jentech in 2027

Bank of America analysts suggest that Nvidia's upcoming Rubin Ultra GPU, expected to feature a thermal design power exceeding 3.5 kW, will likely adopt Microchannel Liquid Cooling (MCL) technology in the second half of 2027. MCL represents an advanced cooling transition where coolant flows directly over hotspots within the 2.5D/3D packaging, replacing traditional cold plates. Jentech is identified as a primary manufacturing partner for these packaging-level components due to its production capabilities in Taiwan.
Context
Nvidia's future Rubin Ultra GPU, slated for a 2H 2027 release, is expected to adopt Microchannel Lid (MCL) liquid cooling technology. This shift marks a critical evolution in thermal management as AI chip power consumption is projected to exceed 3.0 kW to 3.5 kW per unit. Unlike traditional cold plates, MCL etches cooling channels directly into the chip's lid, removing thermal resistance layers to achieve a 3x improvement in heat dissipation. This transition is essential for the NVL576 Kyber rack, which Nvidia CEO Jensen Huang confirmed at GTC 2025 will consume a massive 600 kW of power.
Jentech Precision Industrial is positioned as a primary beneficiary and pioneer of this technology, leveraging its expertise in high-precision packaging-level components. Analysts expect MCL to become a major fundamental driver for Jentech starting in 3Q27, with the company's EPS potentially seeing a 45% CAGR through 2027. While the standard Rubin series may utilize traditional cooling, the extreme density of the Rubin Ultra—featuring four GPU dies per package—makes the high-complexity, zero-leakage MCL solution a requirement for the next generation of AI infrastructure.
